Kori CONTRINEX launches new gallium nitride power amplifier chip integrated circuit
Korui CONTRINEX has launched a 25 watt gallium nitride single-chip microwave integrated circuit with a working frequency range of 6-12GHz.
By utilizing the inherent characteristics of gallium nitride technology, the new single-chip microwave integrated circuit has wide bandwidth and transient broadband performance, which can be used to replace traveling wave tube amplifiers and is suitable for applications such as radar, blockers, testing equipment, and broadband amplifiers.
The new single-chip microwave integrated circuit is based on Corui's gallium nitride electron mobility transistor and is constructed on a silicon carbide substrate using a 0.25 micron gate length manufacturing process. This indicates that gallium nitride on silicon carbide has excellent properties in terms of breakdown voltage, electron saturation migration rate, and thermal conductivity compared to silicon, gallium arsenide, and gallium nitride on silicon. Gallium nitride electron mobility transistors can also have higher power density and bandwidth than silicon, gallium arsenide, and gallium nitride on silicon.
The new gallium nitride single-chip microwave integrated circuit power amplifier can be used as a chip or packaged with a 10 pin ceramic flange for better heat dissipation. Both can achieve an additional power efficiency of 30% at 6-12 GHz, with an output power of 35 watts in the form of an equal amplitude wave, which can rare increase the operating voltage to 28 volts, while the size is only 0.44 cm x 0.61 cm x 0.01 cm. The small signal gain in the form of a chip is 32dB, with a typical saturated output power of 30 watts.
